It looks like ST has substantially better thread screw dislocations and substantially worse basal plane dislocations than II-VI (Coherent) last year.

What Coherent was doing got explained in a paper late last year. They were doing different diameter expansions for different seed qualities. It doesn't appear that the best seed has made it into Reaction results published to date.

Significant progress has been achieved with reducing dislocation density of 200-mm 4HN SiC substrates to a total average density of 1881 cm-2 which includes a screw density of 598 cm-2 and basal plane density of 272 cm-2 [Fig. 15].
There is little question in my mind that both Wolfspeed and Coherent have quality 200mm. A lot of price can be volume so it would be advantageous for Wolfspeed to continue to supply others, it just isn't clear that they want to.
