The article imlpies that the Japaneses group may have ruled out ion beam and X-ray , in favor of argon-flouride deep UVL or electron beam. The USA Sematech group so far is still unable to decide which of the 4 technologies to back. In the case of the US group, politics is playing a big role with advocates of each system wanting their idea to win. I think it is highly likely that they all will wind up going with a familiar technology, deep UVL , if it can be shown to work. All of the other candidates have too many unknowns about their ability to be used in real world mass production. Deep UVL would require far less new technology to be put in place all at one time, and fab managers know that a chain of production is only as strong as it's weakest link.
