This is a great challenge for everybody! But what takes precedence? If I remember correctly (from way way back)from my last solid state physics class the theoretical limit for a diffused region occurred when 1 in 7 atoms was an impurity atom. So I guess that the minimum feature width (not vertical dimension) would be 7 atoms or so. That's roughly 17 Angstroms in Si and we're at, say, 1800 Angstroms. The good news is that there still will be plenty of opportunity to profit from (and agonize over the timing of)the "Si Sycle"!
