GaAs wafers sell for about 2-3 times the price of Silicon, and it doesn't seem that the price will drop soon. GaAs is much harder to make;suffers greatly from contamination. I agree with you about Silicon being good up to 1 GHz; Motorola has come up with a Si CMOS PA technology that works as well as GaAs at 800-900 MHZ. The beauty of this is that the cellphone RF circuitry can be cast in low cost silicon rather than the conventional Si-GaAs mix. Though MOT is not there yet, I would expect a complete 800 MHZ cell handset MMIC to be produced soon...with LNA/RF PA/ RF Circuitry/ and DSP all integrated inside a single chip. GaAs merchant supply houses for the 800 MHZ market (ANAD/TQNT) will see their market proportions diminish as Low Voltage, high efficiency 800-900 MHz silicon amplifier technology takes hold over the next few years. This shouldn't affect Celeritek which doesn't have a significant presence in the 800 MHz GaAs market./J-D/
