Jim, Do you think it is the baggage that goes with the 'notched' gates that is causing the yield problems. Since control of the notch is hard to do there can be a number of occasions where the chip is otherwise fine, but the remaining insulation is too thin and it will give either unacceptable leakage or outright punchthrough?
Bear in mind that as they try to make it thinner and thus faster they get closer and closer to that dv/ds cliff where it leaks or arcs. This could explain why they are hitting a wall at the higher speeds.
