Raytheon introduced their HBT-based power amplifiers for volume production in June. See the 6/99 press release.

My guess is that the Motorola StarTAK order (11/98) was for the dual-mode device made by Raytheon's other process, pHEMT, but it's interesting that MOT is a customer. A parts list with links to data sheets is on the page Mobile Handset Components. The data sheets for Part Nos RMPA0950-78, RMPA1950-78 and RMPA2050-78 don't specify that the HBT process is based on InGaP emitter, but I assume that these are the publicly available parts based on Epitronics' epi wafers referred to in Wednesday's statement.

Could ATMI: RTN: MOT become like KOPN: CNXT: QCOM(now KYO) ?
