Japan cranks up packaging research to avoid 'crisis' By Yoshiko Hara and Terry Costlow EE Times 01/24/00 TOKYO ( ChipWire)-- Claiming the "Japanese industry has a sense of impending crisis of being behind," a broad industry group presented aggressive roadmaps for leaping forward in semiconductor packaging technology at the Internepcon Japan trade show here last week. In a related move, the Japanese government last week said it will spend an estimated $50 million for research in packaging semibiznews.com Stepping into the breach is the emerging system-in-package approach, which maintains discrete components by using high-speed interconnect and advanced packaging techniques to create a virtual SoC in a package. Amkor Technology, for example, has done designs for customers that combine passives and gallium-arsenide (GaAs) circuits in a single package, cutting costs. Jim
