Starting with AXTI's March 1999 Form 10-K and in their 10-Qs since then, the "Management's Discussion and Analysis..." section contains this sentence:

We currently sell GaAs, InP and GaN substrates to manufacturers of semiconductor devices for use in applications such as wireless and fiber optic telecommunications, lasers, light emitting diodes ("LEDs"), and consumer electronics.

In prior SEC filings, they only mentioned GaAs and InP.
However, on their web page axt.com , last modified February 24, 2000, they say they're still working on it:

AXT currently sells compound semiconductor substrates, GaAs and InP, to manufacturers of compound semiconductor devices used in applications such as wireless and wired telecommunications, fiber-optic communications, consumer electronics, lasers and LEDs. In addition, the Company is currently manufacturing Gallium Phosphide (GaP) substrates for LEDs in test quantities and is working to develop other high-performance compound substrates, such as Gallium Nitride (GaN).

So, it's not clear to me that they've progressed beyond the development stage.
