Researchers at IBM and Bell Labs actually disagree very strongly about exactly what the various gate oxide reliability measurements mean. I thought they were going to come to blows at the IEDM meeting back in December.

For the technically inclined, this article explains why the definitive answer seems to be elusive.

Quick summary for the less technically inclined: no one really knows what gate dielectric will work five years from now. Alternative materials probably won't be ready, and no one is sure whether oxide will work or not. This is a BIG issue--Moore's Law itself is at stake.
