I like the gigapixel CCD.

Interesting design - instead of a thinned silicon substrate they use high-resistivity silicon of standard thickness. They get (n-type) dopant concentration down to 1 part per billion using special gettering techniques; a bias voltage is applied across the substrate to deplete it of charge carriers: "the result is that when a photon of blue light produces an electron near the back surface of the chip, the electron can travel all the way through to the front layer without being lost to recombination."
