The standard way to increase the speed of a SRAM cell is to increase the number of transistors. SRAM cells can be as low as 3T per cell, high speed is much higher, usually 12T. In addition, the large ones have extra transistors to break the SRAM into multiple blocks to reduce the load on the bitlines. All these transistors add up. And with the greater area, the old problem with yield rises up because of defect density. Oh yeah, because you are going off chip, wire delays and buffers mean that the core has got to be running even faster because of that, and those delays take up a much larger percentage of the overall access time.

Besides, I can pretty much guarantee you that Intel is making those chips, and not someone like Samsung.
