I wouldn't say that SIMOX is ruled out.

Someone thinks otherwise: Ibis was up 45% today versus 17% for Soitec. However, Intel will need volume and Soitec is best positioned to provide volume.

Reducing the silicon thickness with SIMOX depends on controlling the implant profile, putting it at a shallower depth. That is also true with Smart-Cut since the hydrogen implant profile determines the location of the fracture plane and its uniformity. In the July 13th press release they said "the process allows targeting of thin films by reducing the implantation energy only." I don't see why isolation challenges for SIMOX, e.g. eliminating pinholes due to shadowing during implant, would be any worse for a thinner top layer.

Soitec claims that stress in the silicon film is minimized with their approach, but I too wonder how far they can go before they have problems with structural integrity in the transfer steps. They'll need to reduce thickness by a factor of three; meanwhile the trend to ever-larger diameter wafers continues.

SiGen is a copy-cat on the basic idea, imo, but nevertheless anyone can make improvements and as you go thinner their better uniformity with NanoCleave™ could be an advantage. They point out: no need for CMP as well as a better surface for epitaxy. And if the do need smoothing, #reply-14422258.
