New Information on Intel's Depleted Substrate Transistor (DST) Using Fully Depleted SOI.

Hopefully, some of the process experts here can comment.

There seems to be a lot of measurements taken, but on page 15, Intel claims that NMOS DST transistors are >20% faster than PD SOI transistors (the ones that IBM creates, and that AMD are using), while on page 20, Intel claims that their PMOS DST transistors outperform PD SOI transistors by >50%.

Also, here's another interesting comment on page 19.

"DST at -1.1V achieves identical I ON -I OFF performance
to bulk Si at -1.3V, but with >30% power reduction"


It looks very promising for Intel's process roadmap. Also note that the transistors tested had 50nm gates, which is close to where they want them for the .09u node.
