Who makes equipment to make substrates for flip chips? I know UTEK is benefiting from this conversion to flip chips...

Flip-chip substrate prices increase 10-20%

The price for flip-chip substrate (31×31mm) in Taiwan has recently increased 10-20% to US$2.20-2.40 since substrate producers in Taiwan are still suffering from low yield rates, according to sources in Taiwan.

Even with Compeq Manufacturing resuming its shipments to ATI Technologies last month, Taiwan makers cannot produce enough substrates to meet demand, the sources added.

Graphics chips have replaced Intel CPUs as the major demand driver for flip-chip substrates in Taiwan. Currently, ATI and Nvidia respectively package 80% and 40% of their chips using flip-chip technology, the sources estimated.

In order to secure enough substrates, ATI recently started to order substrates from Nanya PCB, which traditionally dedicated its capacity to Intel, the sources said.
