By the time they do the ring oscillators and the SRAM test vehicles, they have pretty good models.

As I understand it, APM doesn't model the devices. It monitors the parameters that are used and the measured results on the test structures. It then keeps a database of tweaks and the results. So when the test structures start giving certain results, it sees what tweaks did what in the past and adjusts the parameters further down the production line to bring the devices on the wafer back to where they want them.

It is my understanding that this is true anyway. Each new process has a new learning curve.
