Sofar phase change RAM that is sold is several factors less dense (more expensive), it's faster though, and more reliable.

I think it's reasonable that phase change will become a mainstream product but it could take many years still. It's also reasonable that this will be after charge trap.

BTW, some answers to your questions are really very easy to find on the internet, e.g.: en.wikipedia.org Article doesn't mention that currently marketed cell densities are really bad.
