AMD attempted to ramp to .25 micron at a faster pace than they could handle. And remember, there are many more process steps than just photolithography that require careful modification for finer line widths. A screwup in any one of them can effect a wafer's yield.

The AMD .25 micron fab in Dresden is using ASML step and scan DUV systems (only Cymer lasers are used) for all CRITICAL layers.
