At 600/650V GaN makes sense for them. Because of the higher electron mobility they will be able to push switching freqs into the MHz and greatly reduce magnetics and capacitance sizes leading to a much smaller unit. Plus GaN on Si devices will be less costly. Will be interesting to see what supplier wins the business eventually - they're currently using Infineon CoolMOS.
