CMOS is simply having two types of MOS (metal oxide silicon) transistor on the same chip. The two types are PMOS (positive doped) and NMOS (negatively doped). The performance of each type is different ( speed/power). Different manufacturing proceeses were required for each type. Combining the two types on one chip allows circuit designers to apply the best type of transistor to the requirement.
CMOS came into the mainstream in the 1980's. It is independent of lithography requirements.
