Wolfspeed is selling automotive qualified bare die MOSFETs that have a Rds(on) of 17mohms at 1200v.

That is an interesting data point because in the marketing material they say it is a 25 mm^2 die size.

That leads to a 4.25 mohm * cm^2 figure of merit. Which is actually higher than the STM Gen 3 of 3.3 mohm * cm^2 in the below figure.

According to the same presentation STM could reach 2.8 mohm * cm^2 with their trench. But this presentation is a little old and numbers change. Seems like Wolfspeed needs to announce their next generation sometime.
