So basically onsemi is being aggressive trying to get the lowest on resistance and needs Aehr as a result or doesn't know any better

Thanks, that provides some interesting data points. Infineon has chosen to go with a trench design which improves the Rds(on) at the expense of reliability but appears to have sacrificed some of that improvement with the thicker gate oxide layer.

Here is another source talking about it.

A point that I find interesting...Infineon essentially confirms a 1% extrinsic failure rate for devices without the thicker gate oxide layer. That is catastrophic so every manufacturer must have some technique to screen these devices.

I expected Infineon to be in the position that onsemi is currently in. One of the big three in SiC with substantial revs in automotive. They have done well in industrial but have failed fairly dramatically in automotive. Their current guidance is for $1 billion in SiC revs sometime in the mid-20's vs STM, ON, and Wolfspeed all expecting ~$1 billion in revs next year.

My WAG has been that it has been their choice of using trench over planar but they are certainly arguing here that their screening process provides a higher level of reliability than competitive parts. Any thoughts?
