You are right, nonoptical solutions will come when extensions to optical stop working (which includes financially!). Xray has been one of these solutions of the future for a long time now. These optical extensions just keep on coming apparently. By the way, IBM invented the strong phase shifter mask about 20 years ago. It was this type of mask that DuPont fabricated for Grant Wilson at UT to make those 80nm lines. I believe it was the guy called Levensen .
