Found a document on the src.org web site that turns up with a search on JMAR. Can't retrieve the document without being a member.

The title is..
"3-D Reconstruction of Densely Patterned Ge Samples at 100 nm Resolution and 3-D Images of buried Al Lines With and Without Electromigration Damage" 02-Feb-1999

I know the document also contains the words Intel, interconnect, point, source, x-ray, ion, microscopy, laser, and plasma.

I believe whatever work is covered in the document may have been done at Rensselaer Polytechnic Institute (here is a link to a possibly related page rensselaer.edu.
