Maurice--I am sure SiC:Ge is different from IBM's SiGe. The Silicon Carbide is supposed to be fast like GaAs and SiGe, but have the additional advantages of 1) operating at very high temperatures and 2) processing on the equipment that is currently being used.

Could you be referring to SiC (Silicon Carbide)? Cree Research (CREE) is a leader in this field with both semiconductor applications as well as the fabled continuos blue laser (a Holy Grail of optics).
