Clarification: Is the new laser really 13.5nm, or 135nm?
If so, wow! What substance is the laser based on?

Synchrotrons, electric discharge lamp and laser
produced plasmas are the illumination being considered.
Of the three, plasmas are the most matured so far.

P.S. the design wavelength is actually 13.4nm.
