Richard, I looked at this issue last year, and i still do not understand how isotopically pure silicon can be justified for its better thermal conductivity. After all, they are not proposing the whole wafer would be isotopically pure, but only the epi, and then to make devices on that epi they have to "recontaminate" it with doping, and guess what, the most current (and heat dissipation) are in the switches or the junctions, where of course you have maximum doping and thus maximum degradation (back to normal silicon) of the thermal conductivity. If there is going to be any improvement it might come from increased charge carrier mobility, but even that will degrade at junctions back to normal silicon values due to doping. I just cannot understand the rationale of that effort in commercial products.
