RDRAM is difficult to thermal manage due to its high power density. Lots of power, small area. Even forced convection at typical fan speeds ($3.00 each) is not enough. The heat must be spread using a heat spreader.

Also since there is such a hot spot, thermal interface material, path to the heat spreader, are a thermal bottleneck and a reliability concern. That makes manufacturing difficult and expensive. Not to mention all the issues associated with manufacturing stream lining. Some thermal management vendors have suggested heat pipes due to geometry constriction, you are talking big money here.

Can you imagine needing to install a new sink with a very small fault tolerance in the interface material, every time you want to upgrade your memory?
