There are some things I'm wondering about SiC. Nice specs at : cree.com It's a pdf file with lots of interesting stuff. I need to do some homework to find out: 1) What the heck are "micropipes"? 2) Do they degenerately dope the SiC and that makes it a conductor? 3) Why off-axis cuts? They can't grow epi on-axis? I guess this whole thing of making a material with a bandgap of ~3eV into a sufficient conductor w/o modifying the lattice has me scratching my head. Granted I've been out of the loop for awhile and don't have access anymore to all the references I used to use..... (I'm going to bite the bullet one of these days and BUY Sze, the CRC, and a few others.) It's good to know Nichia is still making money off Nakamura's work! I'll read the other link today. JF
