I don't know why the heatsink couldn't extend well beyond the perimeter of the package.

I think there may have been additional difficulties associated with dual flip-chip die, or getting SRAMs laid out with bumps instead of wirebond pads, or combining wirebond and flip-chip ...

I suspect there may also have been issues with running the large current through a socket.
