The 50-nm (0.05-micron) transistor gates were produced by Massachusetts Institute of Technology's Lincoln Laboratory in Lexington, Mass., using DUV 248-nm lithography equipment, said NumeriTech.

Remarkable. I wonder what the limits of optical lithography will really turn out to be? I'll be interested to see how well these techniques work in a production environment. In any case, I'm willing to bet that to achieve these tiny geometries with a 248nm laser requires the higher quality Cymer product, and not one of the cheapies.
