I'm not sure I understand the question. Yes, copper CMP is difficult, but 0.18 micron design rules are more difficult than 2 micron design rules. You do what you have to do to compete. If you're a high performance microprocessor vendor in a price war, copper + 300 mm is really the only alternative.
