There are three reliability mechanisms I know of which can kill a part. One has exponential Tj & Vcc dependence, one has exponential Tj and linear Vcc dependence, and the third has little Tj dependence with exponential Vcc dependence.

Don't read too much engineering precision into my use of the term "exponential". In some cases it's truly exponential, but in other cases it may just be much worse than linear.
