Samsung says they can do it, too--

Samsung says this:

sait.samsung.co.kr

Samsung Advanced Institute of Technology (SAIT) has made big progress in the development of nitride semiconductor devices. SAIT has already developed high brightness GaN-based blue and green LEDs and recently was successful in 1.7hour CW operation of a 405nm emission wavelength laser diode. Besides these devices, SAIT has succeeded in fabricating a GaN wafer for the homoepitaxial growth of GaN-based devices

Do you guys know if single crystal has any obvious cost or performance advantages to GaN/SiC in the forseeable future (i.e., for LED's and laser diodes, not microwave applications)? It's probably impossible to tell right now, I suppose. Sumitomo says longer life is inherent in a single crystal laser...
