Of interest while surfing thru the referenced patents, are the names of the early players: Rockwell, RCA, HP, Matsushita, Siemens, Philips.

It all had to wait 20 years on one crazy Japanese guy <gg>.

Of particular interest to me is this one:
US3540926: NITRIDE INSULATING FILMS DEPOSITED BY REACTIVE EVAPORATION by a guy at GE.

30 years later (after most of the world had given up on the process) this is a good way to grow multi-metal oxides <gg>.
