I don't know much about the technicalities of getting the epitaxy on a 3" wafer right. But i do recall last year at the annual meeting Neal Hunter citing it as one of the very real risks involved in this business. The inherent difficulty in perfecting the epitaxial step on a larger wafer is probably one of the reasons they bought Nitres, which, as I understand, is/was very good at that step.

I guess if they are having trouble getting it right with the best people in the world on the job, then other SiC wannabes, who are still several years behind Cree in producing SiC wafers, probably (knock on wood) aren't doing any better.
