FWIW Dept:From the March 12th edition of EETimes, New Products section (pg 132)

UltraRF’s diffused metal oxide silicon (LDMOS) RF power transistor, the UPF21090, is specifically designed for basestations in universal mobile telecommunications systems (UTMS) operating at 2.1 to 2.2 GHz. The device can be used as a high-power wideband code division multiple access (WCDMA) RF power amplifier operating in Class A or AB.
The UPF21090 operates at 28 volts with a broadband RF output power rating of 90 watts. Fabricated with the company’s UltraGOLD II LDMOS technology, the discrete transistor features industry standard packaging and an all-gold metal system for high reliability. The unit, which is said to provide rugged performance, is a suggested replacement for the Motorola MRF21090. The device has compatible source and load impedance and can be dropped into existing power amplifier designs with little or no circuit matching changes.
“The UPF21090 with its high linearity is targeted for UTMS basestation applications. The power transistor is internally matched to simplify amplifier design and facilitate repeatable manufacturing, and complements our broad range of infrastructure RF power devices,” said John Quinn, UltraRF vice president. The UPF21090 is available in production quantities now at $198 each, in quantities of 1 to 24. Call (408)745-5700. www.ultrarf.com

I could not find a price on the specific Motorola part (MFS21090) called out in the UltraRF PR. This price is for a 60 Watt output RF transistor. The 90 W version would be more.

Motorola Semi MRF21060 1-99 @ $123 each/ 100-249 @$115 each

Note sure what relief TG will get from Nichia with this ruleing, maybe a nice cut of Nichia profits. Thanks slacker711.
Jim

It's hard to tell, but it looks like they lost at the Japanese equivalent of the trial level, but won on appeal - i.e., the lower court judge was reversed. Thus, they are asking for the lower court to hear the case again. So I think this puts them back to square one. But I'm no expert on Japanese law, especially Japanese patent law.
