As tcmay posted, the dopants are NOT moved around ... Another phenomena is
"Hot Carrier Injection" (HCI) in which electrons are "trapped" in
the gate oxide and cause Vt to shift. But again, NO dopant atoms
are moving. HCI is characterized and measured at .13um and specs
are set for allowable Vt shifts.
