Hitachi Unveils World's Fastest Silicon-Based Transistor

TOKYO, June 11 Asia Pulse - Hitachi Ltd. (TSE:6501) has developed a silicon-based transistor that switches at a speed of just 280 femtoseconds, which makes it the fastest operating silicon transistor in the world. The previous record was 290 femtoseconds.
The device is a CMOS (complementary metal-oxide semiconductor) transistor fabricated with a minimum circuit line width of just 20nm. The smaller circuit dimensions and a modified insulation layer together work to increase the switching speed of the transistor.

In addition, a special oxide layer helps control current leakage from the control electrode so the transistor is not only fast, but also consumes little power.

Hitachi aims to utilize the transistor in high-speed, low-power chips for portable digital equipment.

The company will present the results of its work at the VLSI Symposium, which opens in Honolulu on Tuesday.
