Infineon claims lead with 18-nm nanotube transistor

MUNICH, Germany — German chip company Infineon Technologies AG has made the world's smallest carbon nanotube transistor, the company claimed Monday (Nov. 22). The channel length is 18 nanometers, one quarter the length of other company's nanotube transistors, according to Infineon.

Carbon nanotubes are a candidate material for many applications in microelectronics: the tubes are about 1000 times more conductive than copper wire due to "ballistic" electron transport and CNTs can be doped to act as semiconductors.

Infineon's 18-nanometer transistor can deliver currents in excess of 15 microamps at a supply voltage of 0.4-V. CNTs are normally operated at 0.7-V, Infineon said. Supply voltages as low as 0.35-V, which are not expected before the year 2018, could be realized if carbon nanotubes are used as the material, the company added.
