I'm 90% sure he (or someone) said both the phrases "yields", and "defect density" in the context of 90nm being better than expectations, better than 130nm.

If it was "defectivity" rather than "defect density" it would mean percentage of bad die was down for 90nm vs. 130nm, or it is just Ruiz' attempt at translating from techie jargon to analyst-ese. Either way, a better than 1/(die size) improvement in output.
