Paul, AMD is using (partially depleted) SOI. IBM/AMD have FDSOI in development but might not choose it for 45nm. They've demonstrated it some 18 months ago (but that might mean little as their method might have been quite expensive). AMD/IBM might however use thinner SOI wavers from SOITEC.
