There are always limitations.

Propogation delays - again due to RC time constants - will be a major limiting factor and copper and low dielectric constant insulators will be required to circumvent this problem.

In addition - low voltage swings will be required to limit power dissipation and switching noise.

One odd ball limitation may end up being radiation induced upsets - as with Alpha particle radiation that has hampered DRAMS (and certain types of SRAMs) for the past 20 years.

As voltages drop and gate/diffusion capacitances drop, the switching energy of circuits drop, and eventually when this approaches that of an Alpha Particle (a few MeV). , radiation induced upsets - totally random - could come in to play.
