E, thanks for the link. It was an informative article.

I realized after reading it that I made a mistake in what I said about flip-chip not using copper traces in the package. What I described is one way of implementing flip chip. The other way is to do as LSI is doing and use flip chip on a BGA substrate. This maintains many of the advantages of flip chip without some of its disadvantages. Getting >500 I/O's is difficult to do without going to flip chip. I was interested to note that "Qualification of the Organic Flip-Chip packages is complete, and these packages can be designed into systems starting in the second quarter of 1998." Often these kinds of announcements are made before things are qualified and ready for production, but that does not appear to be the case here. I have heard good things about LSI's Reliability department, so I would take that statement at face value. Does anyone know what products LSI is planning to ship in flip-chip? It seems to me that system-on-a-chip stuff might be a candidate, but I am not aware of a specific product.
