The original Pentium - P5 and subsequent Pentiums - up to, but not including, the Pentium MMX were fabricated on a BiCMOS process.

With the Pentium MMX (P55C), Intel transitioned to a pure CMOS process . The new 0,25 micron process is also CMOS.
