Sorry to hear you work for a memory company. In the microprocessor business the transistors are more aggressive. Intel 450MHz PII process exhibit the curve which I talk about. The n-channel FET Idsat= 750uA/um and p-channel over 300uA/um. There is little information you provide that can be of any use.
