Cheaper than silicon bipolar and GaAs at the wafer level and even at the finished product level. But what counts is what makes the end system cheaper, not the cost of individual components. PHEMT efficiencies have been demonstrated at 70% for individual transistors which in MCM format would make for a very competitive PA. While the cost of GaAs PHEMT would certainly be higher, the battery required for the phone would cost a lot less. SiGe will prevail in radios for the non PA portion particularly at higher frequencies due to the lower junction substrate capacitances.

Do you plan to do an article on nanotechnology? I am a GTR subscriber and would love to hear your views on it. Here is a link I found fascinating.
