Just about everything I know about semiconductor manufacturing is at semiconductoronline.com. For anything that you can't find there, try the corporate websites of some of the companies I've mentioned, or try the Semiconductor Online Web Resource Center, at eoenabled.com

For more detail about optics, try photonicsonline.com, a Semiconductor Online sister site.

Good search terms would include "optical lithography," or "projection lens design."

I'm not an optical designer, but one obvious problem with the lenses on a sphere approach is that you are imaging a flat pattern onto a flat surface. Angling the lenses in seems likely to create image distortion. The ETEC approach uses very very small electron beams, so that the beam columns are all vertical.
