InP is even more fragile than GaAs and is only 2", migrating to 3" right now. SiGe is more robust than GaAs and InP but is the most recent substrate to be used in advanced development. Remember, GaAs substrates have been used for more than a decade for military applications and is only recently being adapted to commercial products. It is not easy to change materials due to process deviations such as etch rates, selectivity, photoresist compatibility. If you research RFMD, ANAD, VTSS you find all of these companies running development projects on all of these substrates.
