Actually, putting the delay register in the memory makes a big difference. It means you can mix different speeds and types memory throughout the memory hierarchy. In order to make this work properly you have to be able to identify the different types of memory in a system and set their delays.
The memory could also be at various distances from the cpu or memory controller, the delays could be adjusted to account for the differences in delay time.

To say this is a small matter is simply jealous snobbery.

If all it takes is to move a wire, why not do it now?

It would be incompatible with the hundreds of millions of systems that have already shipped.

RMBS is asking a mere 1% for SDRAM. This is hardly significant to anyone

There are thousands of pieces of IP and patents covered by SDRAM. If each "owner" asks one percent, that is obviously quite absurd.
