I dunno if anyone has use SiGe for logic, usually it is used for low-power rf, like BlueTooth.

Having said that, I will point out that someone (Hans DeVries I believe) pointed out a patent for making SiGe transistors on a bulk silicon process. The patent holder is AMD...

Interesting, my latest patent application is for a device that can measure time intervals to an RMS accuracy of 0.3 psec. That's how long it takes light to go 0.09 mm. But nothing in the circuit operates faster than 20 MHz.
